Synthesis of A Highly Thermal Conductive One-dimensional SiO2-Embedded Carbon Composites as EMC Additives

Abstract

In this study, silica-loaded carbon nanofibers (SiO2/CNFs) with a high amount of silica is synthesized using the syringeless electrospinning method for epoxy molding compound (EMC) application. Polyacrylonitrile (PAN)-based nanofibers containing 20 wt% of uniformly dispersed 500 nm SiO₂ nanoparticles are successfully synthesized, exhibiting a significantly higher loading level compared to conventional syringe-type electrospinning methods. The resulting nanofibers are carbonized to attain SiO2/CNFs and applied as additives for EMC. With the addition of SiO2/CNFs, the thermal conductivity of EMC is effectively enhanced due to the creation of 1D heat pathway. Also, we have investigated that the high loading amount of SiO2 improved the thermal conductivity by matching the packing factor. This SiO2/CNFs can be used as 2nd generation filler materials for next-generation EMC.
